Testing With Reduced ATE Channels

چکیده
With binary test data, the data rate in each tester channel equals the clock speed. We propose the use of multivalued logic (MVL) signals, increasing the channel data rate to multiples of clock rate.

Hybrid Multisite Testing at Manufacturing
This paper deals with Hybrid multisite testing of VLSI chips by utilizing automatic test equipment (ATE) in connection with built-in self-test (BIST). The performance of a multisite testing process is analyzed using device-under-test (DUT) parameters (such as yield and average number of faults per DUT) as well as test process features (such as number of channels, coverage and touchdown time for...
متن کاملTest Data Compression Using Dictionaries with Fixed-Length Indices
We present a dictionary-based test data compression approach for reducing test data volume and testing time in SOCs. The proposed method is based on the use of a small number of ATE channels to deliver compressed test patterns from the tester to the chip and to drive a large number of internal scan chains in the circuit under test. Therefore, it is especially suitable for a reduced pin-count an...
متن کاملArchitecture for integrated test data compression and abort-on-fail testing in a multi-site environment
The semiconductor technology development makes it possible to fabricate increasingly advanced integrated circuits (ICs). However, because of imperfections at manufacturing, each individual IC must be tested. A major problem at IC manufacturing test is the increasing test data volume as it leads to high automatic test equipment (ATE) memory requirement, long test application time and low through...
متن کاملMulti-GigaHertz Testing Challenges and Solutions
The advent of terabit aggregate rate telecommunication devices and multi-gigahertz I/O interfaces is posing new challenges on the semiconductor and ATE industries. Telecom chipmakers are currently using ad hoc techniques to test these kinds of devices due to the lack of a credible commercial solution. This session highlights the challenges of testing multi-gigahertz interfaces and presents prom...
متن کاملDemodulation Based Testing of Off Chip Driver Performance
This paper presents a new technique for testing the performance of off chip drivers (OCDs). It is based on the use of periodic signals and a demodulation based analysis in the frequency domain The technique is particular useful for replacing expensive time domain tests of OCD performance by simpler and less expensive phase shift measurements in the frequency domain. Such tests can easily be per...
